Was going to say Palpatine, but just be edgy to say Pazuzu.

Thing like about this villain for the vast majority it's a presence rather than a physical form that brilliantly builds up.

The way it's done as well, not like, a blip build up. The opening is intense, in an exotic biblical landscape, before moving to an absolute mundane, generic neighbourhood, hitting a reset button to climb that hill again.

This shot in particular, so simple the effect used compared to what they've do nowadays, and looks incredible, the faces are morphing into each other, briefly used as well. Like seconds.

Get all the imitators, but most of them suck.

I like villains who I can sympathize with to a degree. On that note, not necessarily in a sadistic sense either. These two come to mind:

The Joker - I particularly liked Joaquin Phoenix's interpretation of the character.

Thanos

Palpatine is better villain but sadly he had less screen time.

Darth vader is chosen one.

Javier Bardem did such an awesome job with that role. Great casting!

Another I really liked was Candie played by Leo.

Hans Gruber definitely has a nostalgic quality for me that all the others don't. But as far as performances go Heath Ledger did the best job (from Ghost's list). Christoph Waltz as Hans Landa though probably the most charismatic of them all.
